Calculators for spreading resistance are located on the University of Waterloo Microelectronics Heat Transfer Lab (MHTL) web site. This series is for isoflux rectangular or strip sources on either a simple or compound base. The "isoflux" designation means uniform heat flux, an assumption that seems reasonable for chips -- although the power dissipation within the chip isn't really distributed uniformly. The actual distribution isn't something most chip suppliers are willing to tell you (if they know it at all; it probably varies with the task the chip is performing). more...
